Semiconductor packaging triage for AI accelerator launch
Description
Semiconductor packaging triage for AI accelerator launch
A fabless AI chip company risked missing a product launch due to packaging capacity constraints and unstable yields. Global Coalition led a mandate to run fast problem triage and market triage, then present a decision ready shortlist of providers who could remove the blocker.
Blocker
ABF substrate allocation uncertainty, long tooling lead times, and low first pass yield at bump and assembly created schedule and revenue risk.
Mandate
Validate the true constraint, qualify providers and present two or three options with verified yield, cycle time and capacity so the client could launch on time.
What we did
Mapped the decision path and defined success measures DPPM, first pass yield, lead time to pilot and ramp.
Analysed SPC data from current lots and ran an independent process review to separate design for manufacture issues from provider performance.
Curated two OSAT partners with proven AI accelerator experience and a substrate supplier with near term allocation.
Arranged pilot lots with clear acceptance criteria, on site quality audits and a phased ramp plan.
Provided independent assurance on metrology, test coverage and failure analysis to control risk.
Outcome
Dual source plan approved. Pilot lots met yield targets, ramp began within eight weeks and launch dates were held. Cost per unit reduced by six percent through process improvements and scrap reduction.
